General Description

SAC3204M is a non-reflective GaAs pHEMT SPDT switch die for DC to 4 GHz. Insertion loss is 0.8 dB typical and isolation is 60 dB at 4 GHz, with 20 dB return loss.

Input P1dB is 29 dBm and switching takes about 70 ns. Control is complementary positive logic at 0/+3.3 to +5 V, so it can be driven straight from 3.3 V logic. The die is 1.32 x 1.21 x 0.1 mm and suits signal routing in test and measurement, instrumentation and microwave radio.
