General Description

SAC3145 is a GaAs MMIC power amplifier die spanning 2 to 6 GHz, so one part covers both S and C band. It provides 21 dB of small signal gain, 30 dBm CW output P1dB and 29% PAE at 4 GHz.

IM3 is -30 dBc at 23 dBm per tone, and gain is flat to ±1 dB. Bias is +8 V with a negative gate at about 700 mA. The 2.3 x 1.39 x 0.1 mm die has a metallized back and suits S and C band multifunction radar and point-to-point radios.
